The majority of these devices have been top- or back- vertically-illuminated photodiodes (VPDs) with a p-i-n or a uni-traveling-carrier (UTC) epitaxy. Despite high output power levels that have already been demonstrated, most of these devices have a rather low bandwidth that is typically RC-limited. The motivation for high bandwidth InP-based PDs led to the development of waveguide photodiodes (WGPDs) with 3-dB bandwidths exceeding 100 GHz. WGPDs are also attractive since they are suitable for monolithic integration with other passive and active structures.
